Structural studies of sulfur-passivated GaAs (100) surfaces with LEED and AFM

چکیده
We present the results of Auger electron spectroscopy (AES), low-energy electron diffraction (LEED) and atomic force microscopy (AFM) analysis of sulfur-passivating layers on the GaAs (100) surface. The GaAs surfaces were passivated with both inorganic 42x and organic [octadecylthiol (ODT)] S-based compounds. We prepared the inorganic sulfur-passivated GaAs(100) surfaces with a wet chemical treatment using 42 solution. This was followed by thermal annealing of the treated sample in an ultrahigh vacuum (UHV ). After ex-situ and in-situ treatments, the surface resulted in a (2×1) LEED pattern. The LEED data (I–E curves) were recorded and compared with dynamical LEED calculations for different structural models for the sulfur-passivated GaAs (100) surface. The results showed that the sulfur-passivated (2×1) surface structure is an arsenic–sulfur dimer on a Ga-terminated substrate. The ex-situ AFM results also revealed a (2×1) structure for the inorganic passivation and a very smooth surface for the organic ODT in the ethanol-treated sample. © 1998 Published by Elsevier Science B.V. متن کاملControl of As diffusion using ultrathin metal passivating layers at GaAs( 100) surfaces
We have performed low-energy cathodoluminescence spectroscopy (eLS) and synchrotron radiation photoemission (SXPS) measurements of Sb-passivated, clean and ordered molecular-beam epitaxy-grown GaAs( 100) surfaces. SXPS measurements show an effective stabilization of the surface As/Ga atomic ratio under annealing for Sb-passivated surfaces, in contrast to the variations in the surface stoichiome...
متن کاملSelenium passivation of GaAs(001): a combined experimental and theoretical study
The chemical and electronic properties of selenium passivated GaAs(001)-2×1 surfaces were investigated by a combination of theoretical calculations and core level photoemission experiments. An anion exchange results in galliumselenide like layers showing a 2 × 1 reconstruction in low energy electron diffraction (LEED). The analysis of the different components in the core level spectra of As 3d,...
متن کاملChiral surfaces and metal/ceramic heteroepitaxy in the Pt/SrTiO3(621) system
Low-energy electron diffraction (LEED), atomic force microscopy (AFM), and X-ray diffraction (XRD) have been used to investigate the structural and morphological character of a naturally chiral ceramic SrTiO3(621) substrate and of Pt and Cu thin films deposited on its surface. AFM experiments showed that as-received chirally-oriented SrTiO3(621) substrates display atomically smooth surface morp...
متن کاملImproved electrical properties of wafer-bonded p-GaAs/n-InP interfaces with sulfide passivation
Sulfide-passivated GaAs and InP wafers were directly bonded to explore the efficiency of sulfide passivation on the bonded interfacial properties. We find that the bonded GaAs/InP interfaces after sulfide passivation contain sulfur atoms and a decreased amount of oxide species relative to the pairs bonded after conventional acid treatment; however, the residual sulfur atoms have no effect on th...
